NEC SAMPLES SYNCHRONOUS 256M-BIT MEMORY CHIPS (February 20th 1995) The 64M-bit parts are not out in the market in any numbers, but NEC Corp is already sampling 256M-bit synchronous dynamic random access memory chip. It reckons it is the first company to bring 256M-bit parts to market, and is promising volume production in 1998. The parts are fabricated in 0.25 micron CMOS and are claimed to be the fastest dynamics yet at 250MHz - equivalent to a 4nS cycle.
